ABSTRACT

The growth of ((III-V)1-x(IV2)x alloys has been possible since the introduction of growth techniques that operate out of thermodynamic equilibrium. Given the potential of these metastable alloys to tailor the properties of III-V semiconductors they have been the object of several both theoretical and experimental studies. It has been shown that this kind of alloys suffer an order disorder transition associated to the zincblende (III-V like) and diamond (IV like) structures. For several years, the nature of this transition was controversial, and the factors that influenced it were unclear. Recently, we demonstrated that the atomic ordering in these alloys is influenced by growth direction. The critical concentration at which this transition occurs is different for each growth direction, in fact alloys grown with the orientation (111) do not suffer the order-disorder transition.
